A newly developed ball placement equipment consists of a stage for an alignment plate, a stage for LSI/PKG, a transfer head, and an image processing camera. After microscopic balls arranged on an plate are image processed for the alignment, they are transferred to LSI/PKG and placed on it with a transfer head. On the transfer head, there are fine suction cells that can adsorb miniscule balls with a diameter of less than 0.10mm.
